Abstract本发明公开了一种LED发光材料,属于半导体光电子材料与器件技术领域。解决了现有技术中LED发光材料发光效率低的技术问题。本发明的LED发光材料,包括P(I)N结和空穴注入层,其中空穴注入层与P(I)N的p型层紧密接触,且空穴注入层的载流子浓度大于p型层中的空穴浓度,空穴注入层的厚度为50nm-3μm。本发明的LED材料采用同质结构,避免了异质结带来的界面缺陷,且采用空穴注入层增加p型层的空穴浓度,使发光材料具备较高的发光效率。
